a.I couldn't sleep although I was very tired.
b.I couldn't sleep despite I was very tired.
c.I couldn't sleep despite of being very tired.
d.I couldn't sleep in spite of being very tired.

Whis is correct?

Please bear in mind:

Begin your sentences with a capital letter.
End your sentences with an appropriate punctuation mark.
# Leave a space after a punctuation mark.
'In spite' - two words.

Have you tried looking up these words in one of the dictionaries here? Many of them give example sentences showing the word in use.
