Is thus needed here? I feel (tell me if I'm wrong) that thus doing is used only if that was the subject's purpose to begin with, so I shouldn't put thus here. On the other hand, reading this sentence out loud without thus, I feel that something is wrong.

My workout routine gave me a well-built body, (thus) making me more attractive.
 
You don't need thus at all there. In fact, I wouldn't use it.
 
"a well-built body" isn't natural. Also, don't forget that what's attractive is very subjective.
 
I guess some people would prefer toned body or muscular body.

Those are certainly better phrases than the original. My statement about attractiveness stands.

I'd use it for someone with muscles, but that does not necessarily make them attractive.

No. We don't say "well-built body". You might hear "He's/She's well-built" but it's the word "body" that makes your version unnatural.

Leave off the body- the context is clear.
